Only "har" is more frequent in cantonese. "wah" came from Hokkien, originated from "wai sai" meaning digging shit. "lah", "wor", "meh", "lor" mostly originated from Mandarin pronouncations mixing with Hokkien, I think.

Comes from various sources lah. Chinese also ends a lot with la and ma. And sentence construction also.
eg. "ni yao qu na li?" becomes "you want go where?" eg. "chi bao le ma?" becomes "eat already or not?"
I believe should be similar to malay or other sources.
